Vigil always gets to me. The culmination of knowledge of an entire species entrusted onto Shepard after 50k years by a dying VI gave me a feeling that the next 2 games couldn't match. 3 came close, because I only played it two years ago after playing the first on release.
Something about finally bringing the saga to an end got to me in a way I don't think any canon ending could have.
